Atomic mass dependency of a localized phonon mode in SiGe alloys

نویسندگان

چکیده

Using molecular dynamics, the effect of an atomic mass difference on a localized phonon mode in SiGe alloys was investigated. Phonon dispersion relations revealed that change causes optical and acoustic modes to shift frequency. The results indicate local is sensitive both Si Ge changes; reducing shifts higher frequencies, increasing lower frequencies. Furthermore, suggest originates from Si–Ge bond vibration. Although Si–Si, Si–Ge, Ge–Ge frequencies are well approximated by two-body harmonic oscillator model, much heavier effective than pair must be assumed reproduce A plausible interpretation collective vibration clusters embedded within lattice.

Unification of the phonon mode behaviour in semiconductor alloys

This work concludes a series of systematic re-examinations of the Raman/Infrared spectra of representative semiconductor alloys in the traditionally admitted classification of phonon mode behaviour, i.e. In1−xGaxAs (1-bond→1-mode), In1−xGaxP (modified 2-mode) and presently ZnTe1−xSex (2-bond→1-mode), based on a crude description of the alloy disorder at the macroscopic scale in terms of the vir...

Composition dependence of the phonon strain shift coefficients of SiGe alloys revisited

By combining Raman scattering from the cleaved edge and under hydrostatic pressure, we have accurately determined the tetragonal phonon deformation potentials of strained Si1−xGex alloys in the entire compositional range for the Ge-like, Si-like, and mixed Si–Ge optical modes. A known biaxial strain is induced on thin alloy layers by pseudomorphic epitaxial growth on silicon and subsequent capp...

Phonon softening in Ni-Mn-Ga alloys

The TA2 phonon dispersion curves of Ni-Mn-Ga alloys with different compositions which transform to different martensitic structures have been measured over a broad temperature range covering both paramagnetic and ferromagnetic phases. The branches show an anomaly (dip) at a wave number that depends on the particular martensitic structure, and there is softening of these anomalous phonons with d...
